摘要
A graphene/n-Si heterojunction is demonstrated to exhibit high photoresponsivity with limited detectivity. Here, by introducing a thin interfacial oxide layer for dark-current suppression, the graphene/n-Si photodetector exhibits a specific detectivity up to 5.77 × 1013 cm Hz1/2 W-1, which is the highest reported value for a planar graphene/n-Si heterojunction photodetector at room temperature.
