摘要
A 3D wide-band photodetector enhanced by the piezo-phototronic effect is integrated on to a group II-VI, type-II CdSe/ZnTe core/shell nanowire array. Four orders of responsivity change are achieved by the conjugation of inner piezopotential, resulting in decreased Schottky barrier height at Ag–ZnTe and reduced charge carrier recombination at almost lattice matched CdSe/ZnTe interface.
